2nd Subharmonic mixer based asymmetric spacer tunnel diode (ASPAT)

    Abstract

    The electrical characterization of two asymmetric spacer layer tunnel diode samples (denoted XMBE#326 and XMBE#304) with mesa size of 16 μm2 have been undertaken to fully extract their extrinsic and intrinsic components. All measured and modelled data are in excellent agreements. Second Subharmonic mixers working at 35 GHz local oscillator signal were designed using the two samples. The minimum conversion loss was 8.5 dB at 0 dBm local oscillator power. Integration of small devices with thinner barrier width would further improve the circuit performances.
