Effect of quantum-well confinement on acceptor state lifetime in δ-doped GaAs/AlAs multiple quantum wells

    Abstract

    The effect of quantum-well confinement on the acceptor state lifetime in AlAs/GaAs molecular quantum weight (MQW) with Be δ-doping at the QW center using far-infrared pump-probe spectroscopy was investigated. It was found that the 2p5/2Γ8 excited state lifetime decreased monotonically as the well width decreases, independent of temperature.
