Influence of intersubband scattering on shift currents in GaAs quantum wells

    Abstract

    We have optically induced ultrafast shift currents in GaAs quantum wells and studied their dependence on excitation photon energy. We observed a current reversal between excitation of the n=1 and the n=2 light-hole exciton transitions. A simple theoretical model allows for the explanation of the current reversal and suggests that it is due to intersubband scattering of the holes. © 2011 WILEY-VCH Verlag GmbH & Co. KGaA, Weinheim.
